    Abstract

The present chapter outlines the basic defect equilibria for TiOâ‚‚. The gas/solid equilibria and the impact of the imposition of a well defined oxygen activity are also considered for the TiOâ‚‚-Oâ‚‚system. These equilibria are then used to derive defect diagrams for undoped TiOâ‚‚ and its solid solutions with donors and acceptors. The use of electrical characterisation methods to verify these diagrams is considered. Finally, the importance of the defect disorder of the surface layer is discussed.
